Infra-red cyclotron resonance of 'crossed' band gap superlattices at magnetic fields of up to 150T

Abstract:

This paper presents an investigation of the effect of layer periodicity and magnetic field on the band gap of InAs/GaSb and InAs/GaInSb superlattices. The cyclotron resonance (CR) of these samples has been studied using CO2 and CO lasers which produce wavelengths of around 10渭m and 5渭m respectively. Pulsed magnetic fields of up to 150T with a duration of 5渭sec were generated using a destructive, single-turn coil magnet and the transmitted radiation measured using a fast-response HgCdTe detector. In conclusion, the authors present direct evidence for the semimetal to semiconductor transition in type II superlattices caused by the formation of periodicity dependent subbands and also by the uncrossing of the electron and hole Landau levels at high magnetic fields.
